【摘要】:Failureofmicroelectronicdevicesisoftenduetofailureofaninterconnectionbond.Acommontypeofinterconnectionbondisawirebond.Thesemethodscanassistinmaintainingcontroloftheprocessofmakingwirebonds.Theycanbeusedtodistinguishbetweenweak,nonadherentwirebondsandacceptablystrongwirebonds.Themethodsaredestructive.Thesetestmethodsareappropriateforon-lineuseforprocesscontrol,forpurchasespecifications,andforresearchinsupportofimprovedyieldorreliability.Therefereemethodshouldbeusedforquantitativecomparisonofpullstrengthsofwirebonds.1.1Thesetestmethodscoverteststodeterminethepullstrengthofaseriesofwirebonds.Instructionsareprovidedtomodifythemethodsforuseasarefereemethod.Themethodscanbeusedforwirebondsmadewithwirehavingadiameteroffrom0.0007to0.003in.(18to76m).Note1Commonusageatthepresenttimeconsiderstheterm"wirebond"toincludetheentireinterconnection:bothweldsandtheinterveningwirespan.1.2Thesetestmethodscanbeusedonlywhentheloopheightofthewirebondislargeenoughtoallowasuitablehookforpulling(see)tobeplacedunderthewire.1.3Theprecisionofthesemethodshasbeenevaluatedforaluminumultra-sonicwedgebonds;however,thesemethodscanbeusedforaluminumballbondsandgoldwedgeorballbonds,asaluminumwedgebondsarethemostsensitivetomanufacturingvariations(suchasbonddeformation)ofanywire-bondtype.1.4Thesemethodsaredestructive.Theyareappropriateforuseinprocessdevelopmentor,withapropersamplingplan,forprocesscontrolorqualityassurance.1.5AnondestructiveprocedureisdescribedinPracticeF458.1.6Thevaluesstatedininch-poundunitsaretoberegardedasthestandard.Thevaluesgiveninparenthesesareforinformationonly.1.7Thisstandarddoesnotpurporttoaddressallofthesafetyconcerns,ifany,associatedwithitsuse.Itistheresponsibilityoftheuserofthisstandardtoestablishappropriatesafetyandhealthpracticesanddeterminetheapplicabilityofregulatorylimitationspriortouse.
